In cellular telephones, RF power amplifiers consume a significant part of the total phone current. Reducing the average PA current will extend battery life. In GSM systems the handset is commanded by the base station to transmit at power levels lower than full power much of the time. A Doherty amplifier can be used to improve efficiency at these lower power levels, providing a lower average PA current when evaluated over the entire power range. A Doherty amplifier is presented that uses the DC base voltage to control the output power. The base control amplifier is first studied separately, then two such amplifiers are combined to create a Doherty amplifier. An analysis of battery life while the phone is on a call, or talk time, is then performed. Talk time for the base control Doherty amplifier is compared to an ideal class B amplifier and to a Doherty amplifier composed of two class B amplifiers. Finally a base control Doherty amplifier is implemented at 30 MHz, both in simulation and hardware.

An output power of 38dBm is to be achieved and a gain of 12dB.The Doherty PA is housed on a Roger 4350B PCB. 50V supply voltages are used. The DC current is 40mA per PA. The target drain efficiency of 60% to be achieved. The PA was fabricated and performance issues has been discussed.

In the conventional classes of power amplifiers the efficiency drops at power back-off, whereas in order to maximize the spectral efficiency and data rate, wireless communication standards employ signals with high peak to average power ratio. This results in low average efficiency for power amplifiers, which in turn results in heavy cooling requirements and damage to the environment. To improve the low back-off efficiency Doherty technique has been widely investigated. But, the conventional Doherty power amplifiers are fairly narrowband, while modern transmitters are needed to support multiple standards and operate at multiple frequency bands. This thesis proposes two novel output combiners for Doherty power amplifiers with extended bandwidth. It will be shown analytically how the problem of wideband Doherty can be converted into an impedance synthesization problem. Then two networks to synthesize the desired impedance are proposed. To achieve the proper load modulation over a wide bandwidth, the first proposed combiner employs a quarter-wave short-circuited stub at the output of the peaking transistor and the second proposed combiner uses a parallel LC tank at the same node. In addition to inherent wideband characteristics, the proposed Doherty output combiners have three other important benefits. First, they present small low-frequency impedance for both the main and peaking transistors, which results in improved linearity and linearizability when the amplifier is concurrently driven with multi-band modulated signals. Second, the new combiners result in smaller group delay variation across the band compared to the conventional Doherty amplifier, which results in improved linearizability when the amplifier is driven with extra wideband modulated signals. Finally, the output capacitance of the peaking transistor can be easily absorbed into the combiners without compromising the performance of the amplifier. The thesis starts with an overview of the Doherty power amplifier principles and provides a bandwidth analysis for the conventional Doherty power amplifier. Then it continues with the new approach to extend the bandwidth of Doherty amplifiers with respect to requirements of multi-band transmission. Based on the proposed combiners, two Gallium Nitride 20 W Doherty power amplifiers have been designed and fabricated. The measurement results have been provided to validate the developed theory. The first amplifier covers 1.72 to 2.27 GHz and the second one covers 700 to 950 MHz and both maintain higher than 48 % of drain efficiency at 6 dB back-off across the band. The two amplifiers are successfully linearized when driven with carrier aggregated modulated signals.

This report was developed under a SBIR contract. A new concept of envelope switched Doherty amplifier is introduced. The proposed amplifier maintains maximum efficiency over a wide range of output power fluctuation. The essential idea is to drive two amplifier devices connected in Doherty configuration with a pulsed envelope signal. A high-Q, low loss filter is placed at the output to recover for linearity and to generate a time-varying equivalent load impedance for optimal efficiency performance. Ideally, for a pair of equally sized and identically biased Class B amplifiers, a maximum efficiency, 78.5%, should be maintained all the way down to the 6dB output back-off level. This concept is demonstrated in the experiment with a pair of GaAs FETs at a frequency of 1.87GHz in the PCS band. A maximum output power of 32.7dBm with a PAE of 46% is measured and a PAE of 34.4% is measured at 6dB back-off level including the filter loss at the power amplifier (PA) output. The proposed architecture can be applied in designing high efficiency PAs with non-constant envelope modulations.

With the increasing demand for higher data rates and the crowding of the cellular bands below 3 GHz, researchers are looking to the millimeter-wave frequency spectrum to define the next generation of mobile broadband communications. One of the biggest challenges in implementing a millimeter-wave solution is the low efficiency of commercially available millimeter-wave power amplifiers. Furthermore, the monolithic millimeter-wave integrated circuit (MMIC) power amplifiers also need to have high power with reasonable gain, good linearity and maintain a compact chip size. In Chapter 1 and Chapter 2 of this dissertation, a compact high efficiency Ka-band power amplifier and a highly linear amplifier using second harmonic injection will be demonstrated. The requirements are even more stringent when the amplifiers are deployed in wireless systems that have high peak to average power ratio (PAPR). Among the most popular solutions to achieve high efficiency at power back-off is the Doherty architecture. Thus far, Doherty power amplifiers have been primarily implemented in the spectrum below 3 GHz for cellular base stations. Very few millimeter-wave Doherty PA’s have been reported to date. The conventional Doherty architecture has several inherent drawbacks that cause low efficiency, occupy large chip size and limit the performance bandwidth. Therefore, in our work, we propose four different Doherty amplifier topologies improve the DPA performance: 1) An ultra-compact Doherty amplifier using 3-dimensional broadside coupler 2) A wideband reconfigurable Doherty amplifier 3) A high power density stacked-FET Doherty power amplifier with asymmetrical gate bias 4) A high efficiency asymmetrical Doherty power amplifier using novel load modulation scheme based on load-pull data. All the proposed DPAs are fabricated in a 0.15-[mu]m enhancement mode (E-mode) Gallium Arsenide (GaAs) process. The proposed techniques and experimental results will be discussed in Chapter 3, 4, 5 and 6.The content of this dissertation is a compilation of 18 manuscripts, all of which I am the author or co-author. The titles, publishers and publication dates of the manuscripts are listed on page xii and xiii in this dissertation.

Carrier aggregation (CA) is used in modern communication schemes to increase com- munication bandwidth (BW) and reduce redundant equipment. This combined with the already high peak to average power ratio (PAPR) signals in use for complex modulation schemes results in stringent linearity requirements and degradation in the average drain efficiency (DE) in basic power amplifier (PA) topologies. This has led to research interests in highly efficient broadband PAs capable of addressing the bandwidth and multi-standard requirements. Several techniques have been developed to enhance the efficiency of PAs when driven by a modulated signal with high PAPR, but amongst them the Doherty power amplifier (DPA) has garnered considerable attention in research and commercial adoption. In this work the importance of the current profiles at the drain of the main and peaking amplifier in the DPA is examined. By looking at the effect of the nonlinear capacitance at the input of the transistor, it is seen that choice of impedance presented at the fundamental and second harmonic have a drastic effect on the performance of the overall PA. To combat these issues, the constant current circle is introduced to aid in the design of the input matching network (IMN) of the main and peaking. By using the current contours the fundamental drain current can be carefully dictated by presenting the correct impedance at the gate of the transistor versus frequency and input drive. Using the current contours in conjunction with the design methodology outlined allows for the simple design of DPA IMN to extract the most performance out of the output combining node (OCN). To validate the introduced material a 12-W 3.0-5.0GHz DPA was constructed using GaN HEMT transistors. The simulation results showed that the current profiles remained within range when using an iterative design approach along with current contours. Measurement results showed that the PA was able to achieve a gain of 8dB within the designed band. As well the efficiency at both peak and BO was greater than 37% across the band. To show the performance of the PA under modulated signal, the PA was tested with a 80MHz intra- band non-contguous signal at 3.3GHz. Before DPD the reported ACLR was 37dBc/Hz. Applying a DPD engine, the ACLR was brought down to 48dBc/Hz, or the noise floor of the equipment.

In this Ph.D. research, several Ka-Band power amplifiers are designed and built for use in next generation mobile broadband communication systems. The Doherty power amplifier architecture is demonstrated as a possible solution to improving the back-off efficiency of millimeter-wave power amplifiers, since many mobile broadband communication systems employ modulation formats with large peak-to-average power ratios. This research also demonstrates some novel techniques to improve upon the Doherty architecture for millimeter-wave power amplifier design. Two fully integrated Ka-Band Doherty power amplifiers are designed and developed using a 0.15-[mu]m GaAs pseudomorphic high electron mobility transistor (pHEMT) process. The first uses the classic Doherty configuration with some previously developed modifications to resolve some practical issues and achieves a measured small signal gain of 10.3 dB, measured output power at 1-dB compression point (P1dB) of 25.1 dBm, measured peak power added efficiency (PAE) of 38%, and measured PAE of 27% at 6-dB back-off power. The bias network of this same Doherty was then modified by short circuiting some resistors in the gate bias path and it then achieves a measured small signal gain of 10.5 dB, measured output power at 1-dB compression point (P1dB) of 26.9 dBm, measured peak power added efficiency of 42%, and measured PAE of 32% at 6-dB back-off power. The second Doherty amplifier uses a novel load-pull based Doherty technique accounting for nonideal back-off impedance in millimeter-wave power amplifiers and achieves a measured small signal gain of 9 dB, simulated output power at 1-dB compression point (P1dB) of 29 dBm, simulated peak power added efficiency of 46%, and simulated PAE of 35% at 6-dB back-off power. The performance achieved with these power amplifiers makes them a promising candidate for use in next generation mobile broadband communication systems.

The modern wireless communication systems require modulated signals with wide modulation bandwidth. This, in turns, requires signals with very high dynamic range and peak-to-average power ratio (PAPR). This means that the amplifier in the base-station has to work at a power back-off as large as the dynamic range of the signal, so that the amplifier has a high linearity in this region. For the standard single-stage amplifiers, this large power back-off reduces the efficiency dramatically. In this work, a three-way Doherty power amplifier (DPA) aiming at high power efficiency within a dynamic range of 9.5 dB, is designed and fabricated using partitioning design approach. The partitioning design approach decomposes a complex design task into small-sized, well-controllable, and verifiable subcircuits. This advanced straight forward method has shown very promising results. Using this design approach, a three-way DPA has been designed to demonstrate the advantages of this reliable design technique as well. Based on the design of a single-stage power amplifier and proposing a novel output power combiner, a 6 W three-way DPA has been designed which allows the mandatory load modulation principle in three-way DPA structures to be realized with simpler elements, whereas the design of a standard Doherty combiner would have been very challenging and not practical due to the extremely small value of its characteristic line impedance. The proposed combiner is calculated for a three-way DPA with 2-mm AlGaN/GaN-HEMTs. The simulation result shows a very good load modulation for the amplifier, which confirms the theoretical expectation for a three-way DPA. The efficiency of the designed 6 W three-way DPA at large back-off shows very promising values compared to recently reported amplifiers. The measured IMD3 products confirm the good linearity of the amplifier as well. Accordingly, the proposed power combiner and the design strategy are recommended to be used as the preferred option for designing three-way DPA structures with very high output power.
